It has been determined that ZnO1-хSх nanoislands with an average height of about 30−50 nm and densities of 2.9×1011 cm−2 are formed on the surface of ZnO1-хSх films during the deposition of metal oxide layers. It is determined that the thickness of the grown layer is ~400 nm,and the diameter of ZnO1-xSx nanocrystals is from 50 to 200 nm, and layers grow perpendicular to the substrate along the z axis with crystallographic orientation (111). It has been determined that under the influence of γ-irradiation, the average base area and the height of nanoislands decrease and become almost the same size and geometric shape. It has been established that almost 90% of nano-objects have a height of 18 nm after γ-irradiation with doses of 5×106rad.
