With using the method of Ba+ ion’s implantation with E0=15 and 30 keV the triplex system CdTe/Cd0,5Ba0,5Te/CdTe has been received. The optimum modes of ionic implantation and annealing of their formation are defined. It is shown that subsurface layers of CdTe are strongly disordered with increasing dose of ions up to 1015 cm−2 . The structure and electronic properties of ion-implantated layers are investigated before and after annealing.
