In the paper, the influence of hot electrons, holes and a crystal lattice on currents of p-n junction based on heterostructures have been investigated. The power of the solar photocell, the changes in the fill factor and efficiency at various temperatures of electrons and holes, as well as their dependence on the resistance of the base and leakage resistance have been analysed. Theoretical calculations have compared with experimental current-voltages characteristics, power, and efficiency of the photocell. Theoretical conclusions explain the physical nature of experimental results.
