Full current spectroscopy of poly- and single-crystal zinc oxide

In this work, we consider the experimental results of studies of the surface structure of ZnO crystals under electron irradiation using the total current spectroscopy technique. The objects of research were the wide-gap poly- and single crystals of zinc oxide. The band gap Eg, the electron affinity energy χ or the work function of the surface (energy of the primary peak), unoccupied states below the vacuum level (CBM-conduction band minimum) and above the Fermi level, the ceiling of the valence band (VBM-valence band maximum), local states in the total current spectra are discussed in detail. It is shown that the surface of our samples is limited by zinc atoms. The samples have a hexagonal unit cell of a tetrahedral configuration, where zinc atoms are surrounded by oxygen atoms in a tetrahedral configuration. Oxygen vacancies were also found on the surface of the crystals.
